报告摘要

A multi-mode tunable 200 GHz wideband transmitter and receiver chip was designed for high-frequency millimeter-wave radar. In transmitter design, a joint design method for a high-isolation wideband modulator and power amplifer is proposed and a six-fold multipler is realized using 3rd harmonic tripler combined with Gilbert cell-based doubler. In receiver design, a wideband LNA is designed based on noise-reducing inductors and a wideband quadrature down-converter mixer is implemented using a pseudo-differential coupled-line coupler. For wideband RF signal transmission and reception, an on-chip folded dipole antenna structure is used to achieve a wide impedance bandwidth and gain bandwidth. This work achieves a on-chip ERIP of 12 dBm, over 40 GHz of wide RF bandwidth, a minimum NF of 10.5 dB.
